Modeling and characterization of InAs/GaAs quantum dot lasers grown using metal organic chemical vapor deposition

چکیده
We report on the lasing characteristics of threeand five-stack InAs/GaAs quantum dot QD lasers grown by metal organic chemical vapor deposition. By increasing the number of stacked dot layers to 5, lasing was achieved from the ground state at 1135 nm for device lengths as short as 1.5 mm no reflectivity coatings . The unamplified spontaneous emission and Z ratio as a function of injection current were also investigated. While the five-stack QD lasers behaved as expected with Z ratios of 2 prior to lasing, the three-stack QD lasers, which lased from the excited state, exhibited Z-ratio values as high as 4. A simple model was developed and indicated that high Z ratios can be generated by three nonradiative recombination pathways: i high monomolecular recombination within the wetting layer, ii Auger recombination involving carriers within the QDs “unmixed” Auger , and iii Auger recombination involving both the QD and wetting layer states “mixed” Auger , which dominate once the excited and wetting layer states become populated. © 2007 American Institute of Physics. متن کاملQuantum dot lasers based on a stacked and strain-compensated active region grown by metal-organic chemical vapor deposition
We demonstrate an InAs/GaAs quantum dot sQDd laser based on a strain-compensated, three-stack active region. Each layer of the stacked QD active region contains a thin GaP sDao=−3.8% d tensile layer embedded in a GaAs matrix to partially compensate the compressive strain of the InAs sDao=7% d QD layer. The optimized GaP thickness is ,4 MLs and results in a 36% reduction of compressive strain in...

We report on the first electrically pumped continuous-wave (cw) InAs/GaAs quantum dot (QD) lasers monolithically grown on on-axis Si (001) substrates without any intermediate buffer layers. A 400 nm antiphase boundary (APB) free epitaxial GaAs film with a small root-mean-square (RMS) surface roughness of 0.86 nm was first deposited on a 300 mm standard industry-compatible on-axis Si (001) subst...

The electro-optic properties of 1.3 mm self-assembled InAs=GaAs quantum dots grown by metal organic chemical vapour deposition are reported. The linear and quadratic electro-optic coefficients are 2.4 10 11 m=V and 3.2 10 18 m=V, respectively, which are significantly larger than those of GaAs bulk materials. Also, the linear electro-optic coefficient is almost comparable to that of lithium niob...
